چکیده

We present a one-dimensional time-dependent semiclassical transport model for mixed state scattering with thin quantum barriers. The idea is to solve a stationary Schr6dinger equation in the thin quantum barrier to obtain the scattering coefficients, and then use them to supply the interface condition that connects the two classical domains. We then build in the interface condition to the numerical flux, in the spirit of the Hamiltonian-preserving scheme introduced by Jin and Wen for a classical barrier. The overall cost is roughly the same as solving a classical barrier. We construct a numerical method based on this semiclassical approach and validate the model using various numerical examples.

A semiclassical transport model for two-dimensional thin quantum barriers

We present a two-dimensional time-dependent semiclassical transport model for mixed state scattering with thin quantum films. The stationary Schrödinger equation is solved in the quantum barrier to obtain the scattering coefficients used to supply the interface condition that connects two classical domains. The solution in the classical regions is solved using a particle method and interface co...

A Coherent Semiclassical Transport Model for Pure-state Quantum Scattering∗

We present a time-dependent semiclassical transport model for coherent pure-state scattering with quantum barriers. The model is based on a complex-valued Liouville equation, with interface condition at quantum barriers using complex-valued scattering coefficients computed from the steady-state Schrödinger equation. By retaining the phase information at the barrier, this coherent model is adequ...

Quantum Corrections to Semiclassical Transport in Nanoscale Devices using Entropy Principles

We derive a modification of the semiclassical Fermi Golden Rule collision operator based on quantum thermodynamic principles. The resulting operator is nonlocal in space and acknowledges the presence of steep potential gradients and potential barriers. The resulting quantum mechanical transport equation the Wigner quantum Boltzmann equation increases the corresponding quantum mechanical entropy...

Epj Manuscript Transport through Cavities with Tunnel Barriers: a Semiclassical Analysis

We study the innuence of a tunnel barrier on the quantum transport through a circular cavity. Our analysis in terms of classical trajectories shows that the semiclassical approaches developed for ballistic transport can be adapted to deal with the case where tunneling is present. Peaks in the Fourier transform of the energy-dependent transmission and reeection spectra exhibit a nonmonotonic beh...

Quantum Transport Simulation of High-Power 4.6-m Quantum Cascade Lasers

We present a quantum transport simulation of a 4.6-μm quantum cascade laser (QCL) operating at high power near room temperature. The simulation is based on a rigorous density-matrix-based formalism, in which the evolution of the single-electron density matrix follows a Markovian master equation in the presence of applied electric field and relevant scattering mechanisms. We show that it is impo...
